Introduction
The KILOVOLT™ PIN diode series employs modern semiconductor and packaging technologies to ensure low-loss, low-distortion, and reliable performance in multi-kilowatt switching applications down to 1 MHz. The PIN die used features low resistance, high power dissipation, and very high voltage withstanding capability. KILOVOLT™ PIN diodes are fabricated from float-zone material with ultra-high resistivity and long carrier lifetime, with P+ and N+ regions deposited via an epitaxial process developed by MACOM specifically for high-voltage PIN diodes. Compared to conventional double-diffusion processes, this approach better preserves carrier lifetime and delivers superior interlayer interfaces. The I-region width is precisely controlled using modern lapping techniques. KILOVOLT™ PIN diode die utilize MACOM's proprietary Cermachip™ glass passivation technology. A hard glass layer covers all exposed junctions and intrinsic surfaces, forming a hermetically sealed, passivated die that has been deployed in numerous high-reliability commercial programs. The KILOVOLT™ PIN diode series is designed as high-power switching elements for multi-kilowatt HF and VHF applications. The electrical and thermal characteristics of these PIN diodes are extensively characterized to ensure predictable low-loss, high-power handling, and low-distortion performance.
