Introduction
The UniFET™ MOSFET is a high-voltage MOSFET family based on planar stripe and DMOS technology. This MOSFET is designed to deliver reduced on-resistance, improved switching performance, and higher avalanche energy capability. The UniFET Ultra FRFET™ MOSFET features superior body diode reverse recovery performance, with a trr of less than 50 ns and a reverse dv/dt immunity of 20 V/ns, compared to trr exceeding 200 ns and reverse dv/dt immunity of 4.5 V/ns for standard planar MOSFETs. As a result, in applications where improved MOSFET body diode performance is required, the UniFET Ultra FRFET MOSFET can reduce component count and enhance system reliability. This device family is suited for switching power converter applications such as power factor correction (PFC), flat panel display (FPD) TV power supplies, ATX, and electronic lamp ballasts.
