Descrição
The UniFET™ MOSFET is a high-voltage MOSFET family based on planar stripe and DMOS technology. These MOSFETs are designed to deliver reduced on-resistance, improved switching performance, and higher avalanche energy capability. Through lifetime control, the body diode reverse recovery performance of the UniFET FRFET MOSFET is enhanced. Its t<sub>rr</sub> is less than 100ns with a reverse dv/dt ruggedness of 15V/ns, compared to standard planar MOSFETs which exhibit t<sub>rr</sub> exceeding 200ns and reverse dv/dt ruggedness of only 4.5V/ns. As a result, in applications where MOSFET body diode performance is critical, it can eliminate additional components and improve system reliability. This device family is suited for switching power converter applications such as power factor correction (PFC), flat panel display (FPD) TV power supplies, ATX power supplies, and electronic lamp ballasts.
