600 V CoolMOS CFD7 is the latest high-voltage superjunction MOSFET technology with an integrated fast body diode, completing the CoolMOS 7 family. It is the ideal choice for resonant topologies in high-power SMPS applications such as servers, telecommunications, and EV charging stations. The new CoolMOS CFD7 is the successor to the CoolMOS CFD2 series. Compared to competing products, CoolMOS CFD7 features reduced gate charge (Qg), improved turn-off performance, up to 69% lower reverse recovery charge (Qrr), and the lowest reverse recovery time (trr) on the market. Thanks to these characteristics, CoolMOS CFD7 achieves the highest efficiency and best-in-class reliability in soft-switching topologies such as LLC and ZVS phase-shifted full bridge. In addition, with an optimized on-resistance RDS(on), CoolMOS CFD7 enables higher power density.
